Research focus is on characterizing the material contributors to shot noise limits and the energy delivery efficiency of low energy secondary electrons in EUV resists through both experimental and compuatational approaches. The shot noise question was investigated by doing a comparative analysis of LER measured with e-beam and EUV lithography, and characterizing the absorption probabilities of 100 keV electrons with EELS and those of 92 eV EUV photons with optical reflectometry. The energy delivery efficiency of low energy electrons was investigated by directly exposing the resist with low energy (10-80 eV) electrons in a low energy electron microscope and analyzing the resulting resist contrast curve.
